Quantum Ring Infrared Photodetector by Droplet Epitaxy

Abstract:
In our work, we present infrared photodetector fabricated from nano ring-like structure by droplet epitaxy. Compared with conventional quantum dot infrared photodetector, the quantum ring infrared detector is grown from lattice-matched materials, GaAs and Al0.3Ga0.7As. The spectral response demonstrates a broadband detection ranging from 0.5 µm to 6 µm. By using droplet epitaxy, quantum ring photodetector is more flexible to grow than quantum dot infrared photodetector, which could lead to better performance detectors.
