Density Gradient Quantum Surface Potential

Abstract: The PSP model, a generalized Surface-Potential (SP) model, has been chosen to be an industry standard for the next generation, 60nm, technology. A major drawback of such SP-models is that the surface potential is given by an implicit relation and thus, can only be solved iteratively. For this reason, these models required an expensive computation time. To overcome this difficulty an approach based on asymptotic analysis was proposed by the authors. None of that prior work included any quantum effects. Recently, we extended the asymptotic analysis approach to the quantum case via the Density-Gradient equations. In this paper we develop a Quantum Surface Potential (QSP) model based on a new conservation law for the Density Gradient Model. We show how quantum corrections can be included into PSP to produce a new QPSP compact MOSFET model.
